En este trabajo, presentamos una estrategia de optimización de dispositivos de heterounión InN/Si(100) mediante la introducción de una capa buffer de silicio amorfo (a-Si). Estudiamos la influencia del espesor de este buffer en la calidad del material a través de sus propiedades estructurales, morfológicas y ópticas, y la calidad del dispositivo. Las capas de InN y a-Si se depositaron mediante sputtering RF y DC, respectivamente. Las muestras se procesaron posteriormente en células solares de ~1 cm2 y se caracterizaron eléctricamente en oscuridad y bajo iluminación de 1 sol. Por un lado, se observa un ligero aumento tanto de la resistencia en serie como en paralelo con el espesor de la capa buffer hasta 15 nm.
Por otro lado, se produce un aumento de la JSC hasta ~20 mA/cm2 para la capa buffer de 4 nm y en la VOC hasta ~0.37 V para la capa buffer de 15 nm. Esto se traduce en una mejora del FF de hasta el 35.5% y un aumento de la eficiencia del 1.13% al 2.27%.
In this work, we present an optimization strategy for InN/Si(100) heterojunction devices, by the introduction of an amorphous silicon (a-Si) buffer layer. We study the influence of different thickness of the amorphous silicon buffer on the material quality through its structural, morphological, and optical properties, and the device quality. The InN and a-Si layers were deposited by RF and DC sputtering, respectively. Samples were later processed into ~1 cm2 solar cells and were electrically characterized in the dark and under 1 sun illumination. On one hand, there was a slightly increase on both the series and shunt resistances with the buffer thickness up to 15 nm. On the other hand, there was an increase of the JSC up to ~20 mA/cm2 for 4 nm buffer and of the VOC up to ~0.37 V for 15 nm buffer. This leads to a FF improvement up to 35.5% and an efficiency increase from 1.13% to 2.27%.
